EPC launched 100V radiation resistant transistor with the highest power density and efficiency

     EPC Power Conversion Company (EPC) has expanded its radiation resistant gallium nitride product series, and the newly introduced 100 V products are used for power conversion solutions in demanding airborne and other high reliability environments, further adding a fifth member to this product series.

     EPC Company announced the launch of 100 V, 7 m Ω, 160 APulsed radiation resistant GaN FET EPC7004. The size is as small as 6.56 mm2, the total dose level is greater than 1 Mrad, and the single event effect (SEE) immunity of linear energy transfer (LET) is 85 MeV/(mg/cm2). EPC7004 and EPC7014, EPC7007, EPC7019 and EPC7018 devices are chip level packaging, which is similar to other commercial gallium nitride field effect transistors (eGaN  FET) and IC. Packaging devices will be provided by EPC Space.

     With the advantages of higher breakdown strength, lower grid charge, lower switching loss, superior thermal conductivity and ultra-low on resistance, gallium nitride power components are obviously superior to silicon based components. For space missions with strict requirements, gallium nitride power components can achieve higher switching frequency, power density, efficiency, and smaller and lighter circuits. Compared with silicon solutions, solutions based on GaN components can work at higher total radiation, SEE and LET levels.

     Applications benefiting from the superior electrical and radiation resistance of the EPC7004 include DC/DC power supply, motor drive, laser radar, deep detection and ion thrusters for aerospace applications, satellites and avionics. Other radiation resistant products include gallium nitride products available from 40 V to 200 V.
