Toshiba Introduces 650V Super Junction Power MOSFETs in TOLL Package, Helping to Improve Efficiency of High Current Devices

     Toshiba Electronic Components & Storage Corporation announced that it has launched 650V super junction power MOSFETs, TK065U65Z, TK090U65Z, TK110U65Z, TK155U65Z and TK190U65Z, in its DTMOSVI series in TOLL (TO-Leadless) packages

     TOLL is a surface mount package that requires 27% less space than the common D2PAK package. It is also a 4-pin type package, which can make Kelvin connection to the signal source terminal of the gate drive, thereby reducing the inductance of the source line in the package, and then exerting the high-speed switching performance of the MOSFET and suppressing the oscillation during switching. Compared with Toshiba's existing product TK090N65Z, the turn-on switching loss is reduced by about 68%, and the turn-off switching loss is reduced by about 56%. The new MOSFETs are suitable for powering industrial equipment such as data centers and photovoltaic power conditioners.

     The combination of the TOLL package with the latest DTMOSVI process technology expands the product lineup to cover low on-resistance down to 65mΩ (max). Toshiba will continue to use the TOLL packaging process to improve products to reduce device size and improve efficiency.
